چکیده

We measure the real and imaginary conductivity s(k50,v) of a high-mobility two-dimensional electron gas ~2DEG! system at frequencies below and above the momentum scattering rate. The imaginary part of the 2DEG impedance is observed to be inductive, consistent with the Drude model. Using this kinetic inductance, we construct a transmission line by capacitively coupling the 2DEG to an Al Schottky barrier gate separated by 5000 Å from the 2DEG. The measured wave velocity and temperature-dependent damping of this transmission line are in good agreement with a simple Drude model. Exciting these modes is equivalent to exciting a 2D plasma mode strongly modified by the interaction between the 2DEG and the gate. © 2000 American Institute of Physics. @S0003-6951~00!01906-9#

Effects of hydrostatic pressure and temperature on the AlGaN/GaN High electron mobility transistors

In this paper, drain-source current, transconductance and cutoff frequency in AlGaN/GaN high electron mobility transistors have been investigated. In order to obtain parameters of exact AlGaN/GaN high electron mobility transistors such as electron density, the wave function, band gap, polarization charge, effective mass and dielectric constant, the hydrostatic pressure and temperature effects a...

Two-dimensional electron-gas actuation and transduction for GaAs nanoelectromechanical systems

We have fabricated doubly clamped beams from GaAs/AlGaAs quantum-well heterostructures containing a high-mobility two-dimensional electron gas ~2DEG!. Applying an rf drive to in-plane side gates excites the beam’s mechanical resonance through a dipole–dipole mechanism. Sensitive high-frequency displacement transduction is achieved by measuring the ac emf developed across the 2DEG in the presenc...

Temperature dependence of the charge carrier mobility in gated quasi-one-dimensional systems

The many-body Monte Carlo method is used to evaluate the frequency-dependent conductivity and the average mobility of a system of hopping charges, electronic or ionic, on a one-dimensional chain or channel of finite length. Two cases are considered: the chain is connected to electrodes and in the other case the chain is confined, giving zero dc conduction. The concentration of charge is varied ...

Conduction coefficient modeling in bilayer graphene based on schottky transistors

Nowadays carbon nanoparticles are applied on the island of single electron transistor and Nano-transistors. The basis of single electron devices (SEDs) is controllable single electron transfer between small conducting islands. Based on the important points in quantum mechanics, when a wave passes through several spatial regions with different boundaries, the wave function of the first region di...

High Thermoelectric Power Factor of High‐Mobility 2D Electron Gas

Thermoelectric conversion is an energy harvesting technology that directly converts waste heat from various sources into electricity by the Seebeck effect of thermoelectric materials with a large thermopower (S), high electrical conductivity (σ), and low thermal conductivity (κ). State-of-the-art nanostructuring techniques that significantly reduce κ have realized high-performance thermoelectri...
